You can probably find a Mamiya RB67 for that much, maybe an RZ67 at the higher end of that price range. RB67s are good cameras but they are pretty heavy. The only other decent options in that price range are basically TLRs, and they come with their own set of disadvantages, so I'd say an SLR is the way to go.

Agree with jewbagel, although as an alternative I would also suggest Bronica. They made 6x6, 6x7 and I believe they made a 645 model as well, and they can be had for cheap as well.
